Abstract: The main objective of this w ork was to prepare and study electrolyte-gated transistor devices, focusing on the exploration of the ionic liquid [EMIM][TFSI] anchored in the nanocellulose, this layer being the electrolyte dielectric of the device. The transistors, using the regioregular poly(3-hexylthiophene) (P3HT) semiconductor polymer, were prepared in planar architecture in the ITO/P3HT/(Nanocellulose- [EMIM][TFSI])/Au structure. The use of the eucalyptus nanocellulose (MFC) has the function of composing the dielectric material of the transistor, which, when absorbing the ionic liquid, transforms this dielectric into an electrolytic dielectric layer. For the transistor devices, it is presented graphs of the I-V, transference curve, and characteristic curve. The parameters figure of merit jC , threshold voltage Vt, U lon ratio, and transconductance gm were determined for 10 devices. The transistor was characterized in two modes of operation, in the EGOFET (Electrolyte-G ated Organic Field Effect Transistor) mode and in the OECT (Organic Electrochem ical Transistor) mode. The transference curve measurements of the ITO/P3HT/(Nanocellulose- [EMIM][TFSI])/Au show variation in the values of the Ids for different measurement reading times in the OECT mode. It is identified that in the OECT mode, the three cycles of the transference curve measurement do not show good stability, however by applying an electric potential higher than Vgs, max ~ + 1 . 0 V makes these cycles more stable. Additionally, by the variation of the Vgs, max it was verified the variation of the hysteresis width |ldsM and the displacement of the position of the minimum values of |Igs|. Then it was verified that the values of the hysteresis width for the three measurement cycles tend to be very close when Vgs, max > +1.5 V. The position of the minimum values of |Igs| reach stability for values of Vgs ~ +1.1 V. Both, the variation of the hysteresis width and the displacement of the position of the minimum values of 11gs| with different values of Vgs, max, might be related to the effect of ions displacement into the sem iconductor channel in the OECT mode of the transistor. The characteristic times were determined from the analysis of the transient current for measurements using constant Vds and pulsed Vgs in a transistor device.
