Estudo da reatividade química induzida termicamente da interface Mn/GaAs (111)B

Resumo: Nesse trabalho é investigada a reatividade química entre o manganês (Mn) e substratos comerciais monocristalinos de arseneto de gálio (GaAs), cuja superfície consiste de planos cristalinos (111) terminados em arsênio com reconstrução do tipo (1x1). Deposições de Mn em diferentes temperaturas e também recozimentos seqüenciais foram realizados em condições de ultra-alto vácuo usando uma câmara de crescimento de epitaxia por feixe molecular (Molecular Beam Epitaxy - MBE) equipada com a técnica de difração de elétrons de alta energia refletidos (Reflection High Energy Electron Diffraction - RHEED). Análises de RHEED in situ durante crescimento e recozimento térmico de amostras sob taxa de aquecimento de 6oC/min foram utilizadas na determinação dos compostos formados na interface Mn/GaAs. As técnicas de difração de raios X (XRD) e de espectroscopia de fotoelétrons excitados por raios X (XPS) foram também usadas em análises químico-estruturais de depósitos de Mn obtidos entre 25 e 400oC. Mesmo à temperatura ambiente, o padrão de RHEED referente à superfície de GaAs se altera imediatamente após o contato com o Mn. Entretanto, a formação de compostos de Mn cristalinos na frente de crescimento ocorre somente em temperaturas de substrato acima de 280°C. Análises de XPS revelam que a estequiometria da superfície é diferente para depósitos de Mn obtidos em temperaturas de 100, 200 e 300oC. Com o aumento da temperatura de deposição, o percentual de As sistematicamente diminui, enquanto o percentual de Ga relativo ao Mn exibe significativas variações com um aumento inicial e subsequente diminuição. As análises químico-estruturais complementares de RHEED, XPS e XRD desses depósitos indicam que o MnAs e o MnGa são os principais compostos interfaciais formados. Um recobrimento enriquecido de Mn com baixa cristalinidade tende a formar-se durante o crescimento a 400°C, sugerindo que os compostos interfaciais têm uma espécie de efeito de auto-passivação. Os resultados experimentais obtidos confirmam a complexidade da formação da interface Mn/GaAs, que possui grande potencial para obtenção de compostos de interesse para a área de spintrônica. Abstract: In this work we investigated the chemical reactivity between manganese (Mn) and commercial monocrystalline wafers of gallium arsenide (GaAs) with surface consisting of crystalline planes (111) terminated by arsenic with a reconstruction of the type (1x1). Mn deposition at different temperatures and sequential thermal annealing were also carried out under ultra-high vacuum conditions using a growth chamber of molecular beam epitaxy (MBE) equipped with reflection high energy electron diffraction (RHEED) technique. In-situ RHEED analyses were used during growth and thermal annealing with heating rate of 6oC/min for determination of the compounds formed at the Mn/GaAs interface. X-ray diffraction (XRD) and X-ray photoelectron spectorcopy (XPS) techniques were also used to analyze Mn deposits obtained between 25 and 400oC. Even at room temperature, RHEED patterns from the GaAs surface changes immediately after contact with the Mn. However, the formation of Mn-based crystalline compounds in the front of growth occurs only for substrate temperatures above 280°C. XPS analyses revealed that the surface stoichiometry is different for Mn deposits obtained at temperatures of 100, 200 and 300oC. By increasing temperatures, the As percentage systematically decreases, while the percentage of Ga relative to Mn shows significant variations while the percentage of Ga for Mn shows significant variations with an initial increasing and subsequent decreasing. Chemical and structural analyses of these deposits performed using complementary techniques of RHEED, XPS and XRD indicate that MnAs and MnGa are the main compounds formed at the interface. A Mn-rich coverage with low crystallinity tends to form during growth at 400°C, suggesting that the interfacial compounds have a kind of effect of self-passivation. These experimental results confirm the complexity of the formation of Mn/GaAs interface, witch have potential to obtain compounds of interest to the area of spintronics.
